Hmmm... One must take into account.  Budget or lack thereof, substance, plausibility, implausibility, special effects, acting/casting  absurd scientific hypothesis coupled with realistic points of reference, personal thresholds of cheese, camp and nerdliness.  Tough question.  In a nutshell impossible to answer.  Here are three of my personal faves.  In no order.

Star Wars Episode IV
Bladerunner
Aliens

Hmm, when I think of sci-fi, A Clockwork Orange doesn't spring to mind, but I suppose technically it's fiction involving science, but then again, they were experimenting with some wierd stuff in real life back in the 60s and 70s.

If it were decided that it was really science fiction, I'd have it in my top 5.

@ Ben: "A Clockwork Orange" is in by Big Encyclopedia of S.F., so for me, it counts. Then again, that same book also includes "Batman" as S.F.

Whatever you do, don't judge by what you see on Sci-Fi.  That thing showed Braveheart once.

Mmm, Total Recall is pretty mad, not one of my tops though, it's a little... Odd.

In no particuler order:

Bladerunner
The Empire Strikes Back (is it me or is that coming up a lot?)
Aliens (second was better, which is rare)
Terminator 2 (ditto, only it was FAAAAR better than the original, in both plot and special effects. Christ I can't wait for the third.)

Yeah I know, I have too many, also an honerable metion to 2001: A space oddesy, unbelivably I have never seen the movie (very strange trust me) but I've read the book and it is brilliant. (weird ending but brilliant.)

Back to the Future trilogy
Minority Report
Star Wars saga
A Clockwork Orange (if you include it as sci-fi)
